In this paper, the reliability of sense-switch p-channel flash is evaluated extensively. The endurance result indicates that the p-channel flash could be programmed and erased for more than 10 000 cycles; the room temperature read stress shows negligible influence on the p-channel flash cell; high temperature data retention at 150 °C is extrapolated to be about 5 years and 53 years corresponding to 30% and 40% degradation in the drive current, respectively. Moreover, the electrical parameters of the p-channel flash at different operation temperature are found to be less affected. All the results above indicate that the sense-switch p-channel flash is suitable to be used as the configuration cell in flash-based FPGA.

离子注入已被证明是改善蓝宝石光学和机械表面性能的一种可靠方法。本文选择不同能量和剂量的镁/钛离子注入蓝宝石。利用TRIM (Transport of Ion Matter)程序分析了镁/钛离子在蓝宝石晶体中的射程分布。利用拉曼光谱和掠入射X射线衍射分析了损伤层深度和微结构变化。离子注入结果显示,蓝宝 石的纳米硬度、纳米划痕和红外性能等均呈现出可调节的特性。

Optical whispering gallery mode (WGM) microresonators have attracted great attention due to their remarkable properties such as extremely high quality factor, small mode volume, tight confinement of modes, and strong evanescent field. All these properties of WGM microresonators have ensured their great potentials for applications, such as physical sensors, bio/chemical sensors and microlasers. In this mini-review, the key parameters and coupling conditions of WGM microresonators are firstly introduced. The geometries of WGM optical microcavities are presented based on their fabrication methods. This is followed by the discussion on the state-of-the-art applications of WGM microresonators in sensors and microlasers.

An integrated, tunable spectrometer based on a silicon-on-sapphire platform is designed at wavelengths of 2.29–2.35 μm. Its pivotal component is a 4.7 μm-radius ring resonator on a graphene monolayer. Its full width at half-maximum and free spectral range are 1.5 and 45 nm, respectively, as found through a numerical simulation and theoretical computation. Sixteen characteristic peaks are obtained by tuning the Fermi level of graphene. The gap between the ring and waveguides is increased by 0.5 μm to increase the resolution, and though this can drastically reduce the transmission rate, an upper sapphire layer maintains light to the drop port.

基于少模光纤(FMF)的模分复用(MDM)传输系统,模式差分群时延(MDGD)是影响系统设计的关键因素之一。考虑实际光纤制备工艺,数值分析了阶跃折射率(SI)光纤、渐变折射率(GI)光纤、带有外下陷包层的阶跃型光纤和带有外下陷包层的渐变型光纤中不同的MDGD特性。在支持四个导模条件下,优化设计得到两种不同折射率剖面分布的四模光纤,分别具有较大的MDGD(LP11,LP12,LP02与LP01的MDGD分别是4.65,10.02,11.73 ps/m)和较小的MDGD(LP11,LP12,LP02与LP01的MDGD分别是-0.049, -0.258, -0.168 ps/m)。制备了阶跃折射率分布的少模光纤,其实测基模的损耗为0.23 dB/km(1550 nm)和0.37 dB/km(1310 nm)测量及分析结果证明其能够支持MDM应用。

The two-dimensional (2D) compound parabolic concentrator's (CPC) characteristics are analyzed. It is shown that CPC's height is taller and its light collecting ability is stronger with the CPC's field of view decreasing when the bottom radius is unchanged. According to the ZEMAX analysis, CPC is good at collecting optical signal, and the antenna combining CPC with hemispherical lens can gather more optical signal than a single CPC or CPCs combined in series. The light propagation of scattering optical communication based on multiple scattering is simulated by Monte Carlo method, and the results show that using CPC as receiving antenna can strengthen communication system's signal collecting ability and increase its communication distance.

利用平面屏幕衍射的基尔霍夫理论,模拟计算了波带片在平面光垂直入射情况下的会聚及分光性能。结果表明,菲涅耳波带片(FZP)对垂直入射的平行光具有会聚及分光能力;离轴波带片相对于相同面积的对称波带片对参考光波的聚集能力更强,能获得更加干净的背景。ZEMAX分析表明,偏离中心一定位置的离轴波带片的面积越大,对光波的聚集能力越强,抑噪能力也越强;面积一定的离轴波带片偏离对称波带片中心越小,对光波的聚集能力越强,抑噪能力也越强。提出了利用菲涅耳波带片及卡塞格伦望远镜相结合的组合天线方案,分析表明,该天线具有一定的聚光能力,且抑噪能力相比抛物面天线更强。

基于红外-可见光上转换材料进行防伪的可行性和可靠性的理论和实验分析,设计并研制了一套基于锁相放大技术的红外激光防伪识别系统。系统发射部分由恒压源、频率发生器和红外激光二极管等组成,将一定频率的电信号调制到激光二极管上,其中调制工作频率800 Hz,红外激光峰值波长975 nm;接收部分由滤光片、光敏管、前放滤波器、相敏检波器、低通滤波器和比较器等组成,完成红外到可见光转换后的检测,其中滤光片中心波长553 nm。实验证明所建立的系统对第5套人民币、新版英镑、新版越币、某高档烟酒等的识别是可行有效的。由于该类系统具有防伪可靠性高、抗干扰能力强、体积小、价格低、易推广及易集成等优点,能在打假防伪中发挥很好的作用。

采用网格划分法对含多次散射项的紫外辐射传输方程的求解方法进行了研究。在空间上进行网格划分,网格节点在空间的辐射强度用相应的权值离散到有限的方向Ω上,根据给定的发射源参数以及初始条件和边界条件,采用劈裂法进行高效率、高精度的求解。在每一时间步长内,分别计算源项和传输项的贡献。通过Laplace变换分别求解偏微分方程的解析解来求出每一步的贡献,然后求出下一时刻的值。将用网格划分法求解的结果与Monte-Carlo方法计算的结果进行对比:用前者所花的时间要比通过后者计算所花的时间短,前者计算最大误差为6.9%。
